چکیده

Nano-scale patterned techniques, DCpulsed-current-driven magnetization switching and spin-dependent transport properties of magnetic tunnel junctions (MTJs) are presented in this paper. The experiments show that the spin transfer torque (STT) plays a main switching role in the magnetization current switching and the current-induced circular magnetic field plays an assisted-switching role in the nanoring-MTJs. Such nano-scale MTJs can be used to develop the STT-MRAM, nano-oscillator, current-driven magnetic logic, spin torque diode and double barrier MTJ spin-transistor etc. We also summarize recent research on spin-dependent transport properties in MgO(001)-based MTJs using first-principles calculations, including tunneling mechanism, interfacial resonance states in single barrier Fe/MgO/Fe MTJs, and quantum-well resonance in double barrier MTJs.

Spintronic Nano-Devices for Nonvolatile VLSIs

I review physics and materials science of nanoscale spintronic devices being developed for nonvolatile VLSI [1]. VLSIs can be made high performance and yet standby-power free by using magnetic tunnel junction, a two-terminal spintronic device, in combination with current CMOS technology. The scalability of perpendicular magnetic tunnel junctions utilizing CoFeB-MgO [2] is passing the 20 nm dime...

Spin diode based on Fe/MgO double tunnel junction.

We demonstrate a spin diode consisting of a semiconductor-free nanoscale Fe/MgO-based double tunnel junction. The device exhibits a near perfect spin-valve effect combined with a strong diode effect. The mechanism consistent with our data is resonant tunneling through discrete states in the middle ferromagnetic layer sandwiched by tunnel barriers of different spin-dependent transparency. The ob...

Bio-functionalization of monodisperse magnetic nanoparticles and their use as biomolecular labels in a magnetic tunnel junction based sensor.

Monodisperse magnetic nanoparticles (NPs) could enable the ultra-sensitive magnetic detection of biological analytes. However, rendering these particles biocompatible has remained a challenge. We report the bio-functionalization and detection of 12-nm manganese ferrite NPs. We have achieved the site-specific binding of biotin-functionalized NPs onto avidin-patterned silicon oxide substrates and...

A magnetic synapse: multilevel spin-torque memristor with perpendicular anisotropy

Memristors are non-volatile nano-resistors which resistance can be tuned by applied currents or voltages and set to a large number of levels. Thanks to these properties, memristors are ideal building blocks for a number of applications such as multilevel non-volatile memories and artificial nano-synapses, which are the focus of this work. A key point towards the development of large scale memri...

Tunnel Magnetoresistance Sensors with Magnetostrictive Electrodes: Strain Sensors

Magnetostrictive tunnel magnetoresistance (TMR) sensors pose a bright perspective in micro- and nano-scale strain sensing technology. The behavior of TMR sensors under mechanical stress as well as their sensitivity to the applied stress depends on the magnetization configuration of magnetic tunnel junctions (MTJ)s with respect to the stress axis. Here, we propose a configuration resulting in an...
